All the way back in 1st edition, the very rare 1st printing of Deities and Demigods (or was that 1st printing Legends & Lore) has Cthulhu's stats IIRC. Good luck finding that one, but for AD&D that's the only source I know of.
It pops up on Ebay pretty regularly, you just have to be careful which printing you buy (there are online guides that'll help you there.)

Deities and Demigods. I have a good few copies of that rare one.
It has Cthulhian, Newhonian and Melnibonean mythos. My favorite Erol Otus artwork was in there.

I seldom see those offered and often have seen them offered but not the right ones, so to me they're rare. I've known 1 person with a copy in my life, and I've been gaming 21 years or so now.

I hate to bring this up again, but back in '96 I repped D&D at the Dreamation Convention in NJ for a guy who had about ten copies of that purple covered wonder for $5 a piece. The days of it selling at $40 were a thing of the past and he was letting them go for nothing. If I'd known people would one day want them, and asked for them, he probably would have just given them up for free. :\

I can get my hands on Cthulhu d20. Haven't seen Chaosium. What's the publication date on that? (Pre- or Post-d20?)
Chaosium is the publisher of Call of Cthulhu - a delightful very-pre-d20 game. The guys at Chaosium have always been top-notch with me and I've enjoyed demoing for them. Publication history in the link.

If anyone is looking for this, the used bookstore where I work has a copy of the Deities and Demigods book with Cthulhu in it available for $38 + shipping. Here's the entry: Deities & Demigods. I'll just point out the note about how "some of the illustrations have been colored in." I've seen this book myself and it's in good condition; I don't remember seeing the colored-in illustrations, but if someone is interested, I'll have a look next time I work and let you know.
The sad thing is that when I moved to Washington, I sold all my AD&D books, including a copy of the Cthulhu Deities & Demigods that had been given to me. I had no idea that it was a rare book. I guess that greedy look in the eyes of the store owner who I sold it to should have tipped me off. Oh well.
